· + 26 dBm Output Power at P-1dB Compression
· 50% Power added efficiency (typical)
· 100 MHz to 5000 MHz Operation
The MMA601 is an InGaP Heterojunction Bipolar Transistor (HBT) provided
in die form. The MMA601's small size and superior performance make it
ideal for hybrid modules or in circuits where space is at a premium. This
partially matched high dynamic range device provides a unique combination of high OIP3 and Noise Figure.
The MMA601 achieves +44dBm OIP3 operating at +7 V bias voltage.
The MMA601 is ideally suited for wireless, military, and space applications where superior efficiency , P-1dB, OIP3,
are required. The device offers the system designer extensive flexibility and optimum performance as the device
requires external matching. Custom package options are available. Consult the factory for details.

DEVICE HANDLING
RECOMMENDATIONS
ESD
These devices are Class 1 devices
(0­500 V) for Electrostatic Discharge
Sensitivity (ESD) and must be handled
accordingly to prevent damage. Proper
ESD precautions should be observed
during all stages of the manufacturing
process, handling, inspection, and
storage. Further information on ESD
control can be found in Mil-Hdbk-263
and Mil-Std-1686.
DIE ATTACH
Eutectic 80/20% Gold/Tin (AuSn) is
recommended to provide good
mechanical and thermal integrity. The
stage temperature should be
280­290
°
C for a maximum period of
One (1) minute. Do not exceed 300
°
C.
Perform the die attachment under a
nitrogen atmosphere.
WIRE BONDING
The recommended bonding method
is 0.7 or 1 mil diameter gold wire
attached using thermocompression
bonding. For Thermocompression
bonding use a Stage temperature of
250
°
C, Bond tip (wedge) of 150
°
C, and
a bond tip pressure of 15­20 Grams.
Ultrasonic bonding is not
recommended.
